Abstract

The usefulness of Faraday rotation in the measurement of the relative Fe content of semi-insulating InP was studied. Several samples from a single boule of Fe:InP were studied and the Fe concentration was observed to increase with distance from the seed of the boule. This trend was verified by optical absorption spectroscopy near the absorption band. The dispersion of the rotation was also measured, and an increase in rotation was observed as the absorption edge was approached. These measurements lay the groundwork for further study of the Faraday effect in InP-based materials, which promises to lead to the integration of magneto-optical devices in InP integrated optoelectronics.
